制备工艺:四甲基氢氧化铵的制备方法很多，一般采用氧化银法，通过四甲基氯化铵与氧化银反应生成。但该法制备四甲基氢氧化铵的工艺复杂，原料氧化银价格昂贵，而且所得产品含较高的杂质离子，如卤素离子、碱金属离子等，用于有机硅单体催化聚合时，严重影响有机硅产品特性，更无法满足电子领域清洗和腐蚀的要求。国外从七十年代开始采用电解法制备四甲基氢氧化铵的新工艺，并逐步取代氧化银法。用电解法制得的产品质量较好，成本低，不仅能满足有机硅生产的需要，而且进入了电子工业领域。

产品描述:四甲基氢氧化铵(Tetramethyl ammonium hydroxide,TMAH)又称为氢氧化四甲铵、四甲基氢氧化胺,无色至淡黄色液体,是最强的有机碱，极易吸潮，有一定的氨气味，在空气中能迅速吸收二氧化碳，在室温下其蒸汽压较低，在135~145℃完全分解气化，高纯品在140℃低温处理也无微量残渣。四甲基氢氧化铵溶液无色透明有微氨臭，1（wt）％溶液PH值为12.9，是与苛性碱同等强度的强碱。将四甲基氢氧化铵水溶液在减压下浓缩可得到5个结晶水的吸湿性针状结晶，再继续浓缩脱水变成3个结晶水的结晶，再变成1个结晶水的四甲基氢氧化铵，在135～140°C分解为三甲胺和二甲基醚，通常制10%、25%的水溶液。
